On the chart shown here, the engineer measured the Turn-off controllability versus the Rg(off). The vertical axis on the left illustrates the Eoff, the horizontal axis shows the Rg(off). This has been measured at Tc case temperature of 25°C. Looking on the chart and taking into consideration again the TS5 technology, the H5 and F5 variants versus the HighSpeed 3 technology. First, the engineer wanted to highlight the linear behavior. The Turn-off is controllable above 10 Ohm Rg(off). Second, the H5 line, shown in blue vs. HighSpeed 3 line, shown in dark blue at the upper side of the chart. It shows a >40% decreased in turn-off losses. Finally, the light blue line demonstrating the F5 variant vs. the H5 line in blue, the F5 provides even 15% improved performance at turn-off. As mentioned before, the engineer would recommend using the F5 variant with a SiC diode.
