These two charts show the slight positive temperature co-efficient for easy paralleling. The charts are showing the Eoff on the vertical axis and the Vce(sat) on the horizontal axis. The difference between these two charts is the temperature, 25°C junction temperature to the left and 150°C to the right. Looking at the blue diamond at the bottom in the left chart demonstrating the H5 variant, the stable temperature behavior Vce(sat) and Eoff of this device at 25°C and 150°C junction temperature. The main message of this slide is that the TRENCHSTOP5 is one of the best-in-class device in terms of temperature behavior and at 150°C it offers: VCE(sat) of the same order of low switching frequency and improved switching losses. So >75% lower compared to previous high switching frequency optimized device, the HS3 illustrated with the red box.
