Virtex® UltraScale+™ high bandwidth memory (HBM) FPGAs offer up to 16 GB of DRAM capacity on-chip. A dedicated hardened interface to the HBM enables maximized bandwidth. DRAM stacks are integrated using stacked silicon interconnect technology and the integrated HBM is on the same silicon interposer as the FPGA. Over 1,000 data lines per HBM pass through the interposer to enable up to 460 GB/s bandwidth. Interposer integration enables high bandwidth at low power, with 4 times lower power per bit than external memory.
