ROHM has a relatively long history in rolling out SiC based devices. ROHM started mass production of SiC Schottky Diodes in Apr of 2010. In Dec of the same year, ROHM started mass production of SiC MOSFETs. Combining these two devices, ROHM also started mass production of full SiC power modules in June 2015.
