A new “M3” 1200 volt low-loss series of Trench Gate Field Stop IGBTs targeting industrial motor drives, UPS, and solar inverter applications operating below a frequency of 20 kHz is shown on this slide. It is optimized to offer lower Vce sat conduction losses and Eoff switching losses, as well as to provide the benefit of 10 µS short circuit withstand time for greater durability in these applications. Also shown are the new “S3” 1200 volt low conduction loss TGFS IGBTs that target applications with lower switching frequencies, in the 5 kHz range, and are optimized to provide very low conduction losses, as demonstrated by the Vce sat values at 1.6 volts. These target similar applications as the “M3” series, but at lower frequencies.
